Qnity Advances More Sustainable Semiconductor Manufacturing through Photoresist Innovation

Expansion of non-fluorine photoresist platforms for KrF and ArF immersion lithography builds on decades of innovation

WILMINGTON, Del., Mar. 31, 2026 - Qnity Electronics, Inc. Building on the launch of its first non-fluorine photoresist, UV™ 26GNF, Qnity has expanded its UV™ KrF non-fluorine product lineup with multiple technologies designed for advanced logic and memory devices. The UV™ KrF non-fluorine photoresist family now spans all major technology nodes, giving customers non-fluorine options across diverse patterning requirements, with solutions that support evolving customer sustainability goals and strengthen supply resiliency.

At the 2026 SPIE Advanced Lithography + Patterning conference, Qnity showcased its new UV™ KrF photoresists and provided updates on non-fluorine product development progress in its Epic™ photoresist family for ArF immersion. In ArF immersion lithography, replacing traditional fluorine chemistries requires more collaboration and time due to higher imaging and integration complexity. Qnity has accelerated ArF innovation through the use of digital modeling tools, early customer engagement, rapid sample iteration, and close collaboration with device makers and consortia.

Qnity's new nonfluorine materials in the UV™ KrF and Epic™ ArF immersion platforms have demonstrated matched or improved lithographic performance compared with current solutions in use including wider process windows and more consistent imaging performance -supporting material substitution while delivering both high performance and meaningful risk reduction.
